Characterization of Novel III-V Semiconductor Devices

چکیده
This thesis presents the characterization of tunnel junctions and tunnel-junction-coupled lasers. The reverse-biased leakage current in a tunnel junction can be exploited to tunnel electrons from the valence band of one active region to the conduction band of a second active region. Thus, tunnel-junction-coupled lasers are highly efficient as they allow electrons to stimulate the emission of photons in more than one active region. The electrical characterization of InGaAs/GaAs tunnel junctions is presented. This thesis also gives an overview of the electrical and optical behavior of single-stage lasers as well as two-stage lasers coupled by InGaAs/GaAs tunnel junctions. Telecommunication applications motivated the use of InAs quantum dots and InAsP quantum dashes in the active layer design to provide near-infrared emission. Thesis Supervisor: Leslie A. High-Density ECR-Plasma Deposited Silicon Nitride Films for Applications in III/V-based Compound Semiconductor Devices
We report on the ECR-plasma deposition and characterization of silicon nitride film exhibiting high breakdown field strength (>8 MV/cm) for applications in III/V-based compound semiconductor devices. The film deposited at 240°C contains around 13 at.% hydrogen. The hysteresis in mechanical stress, obtained from thermal cycling of the stress in film is negligible. The application of the film is ...

Plasma electrolysis is a novel method for synthesis and processing of materials and nanomaterials, which uses plasma-solution interaction. In this paper, a simple setup of pin-to-solution electrical discharge with aqueous solution of silver nitrate in normal air is used. Experimental observations show that by start of electrical discharge and formation of air plasma between metal pin and soluti...
